Simulation, design software for VFET, vertical field effect transistor or schottky diodes?

Please suggest software, preferably open source and no cost software, to simulate and design VFET.

Please suggest software for schottky diode also.

If possible, please suggest software which can incorporate graphene into the design, or ionic liquid as dielectric, into the design.

    I am an EE student hoping to simulate schottky diodes with graphene. I don't have a response to your question, but as this was posted two years ago, was wondering if you had found an effective software to simulate schottky diodes with graphene.

    Today we use a Source Meter, Semiconductor Parameter Analyzer to actually test the diodes and fets we prototype.  Thank you,

    Design software for VFET is very useful because it can help me to make better designs, I can use it to design equipment that can help people in their daily life. First, it will help in designing the circuitry and also give an idea of how the circuit should look.
